Phonon scattering mechanisms in suspended nanostructures from 4 to 40K

چکیده
We have developed specially designed semiconductor devices for the measurement of thermal conductance in suspended nanostructures. By means of a novel subtractive comparison, we are able to deduce the phonon thermal conductance of individual nanoscale beams of different geometry and dopant profiles. The separate roles of important phonon scattering mechanisms are analyzed and a quantitative estimation of their respective scattering rates is obtained using the Callaway model. Diffuse surface scattering proves to be particularly important in the temperature range from 4 to 40 K. The rates of other scattering mechanisms, arising from phonon-phonon, phonon-electron, and phonon-point defect interactions, also appear to be significantly higher in nanostructures than in bulk samples.

Direct thermal conductance measurements on suspended monocrystalline nanostructures
We describe and demonstrate a new class of devices that enable direct thermal conductance measurements on monocrystalline nanostructures. These are possible through our newly developed techniques for three-dimensional, successive surface nanomachining of GaAs-based heterostructures. Our methods allow the patterning of complex devices comprising electrically insulating, mesoscopic thermal conduc...

of phonon transport in graphene is discussed along with associated experimental and theoretical investigation techniques. Several theories and experiments have suggested that the absence of interlayer phonon scattering in suspended monolayer graphene can result in higher intrinsic basal plane thermal conductivity than that for graphite. However, accurate experimental thermal conductivity data o...

Nanostructures made of zinc oxide (ZnO), a wide-bandgap semiconductor, have recently attracted attention due to their proposed applications in low-voltage and shortwavelength (368 nm) electro-optical devices, transparent ultraviolet (UV) protection films, gas sensors, and varistors. Raman spectroscopy presents a powerful tool for identifying specific materials in complex structures and for extr...
متن کاملProbing phonon emission via hot carrier transport in suspended graphitic multilayers
We study hot carrier transport under magnetic fields up to 15 T in suspended graphitic multilayers through differential conductance (dI/dV ) spectroscopy. Distinct high-energy dI/dV anomalies have been observed and shown to be related to intrinsic phonon-emission processes in graphite. The evolution of such dI/dV anomalies undermagnetic fields is further understood as a consequence of inter-Lan...

The electron transport through ultra-scaled amorphous phase change material (PCM) GeTe is investigated by using ab initio molecular dynamics, density functional theory, and non-equilibrium Green’s function, and the inelastic electron–phonon scattering is accounted for by using the Born approximation. It is shown that, in ultra-scaled PCM device with 6 nm channel length, <4 % of the energy carri...
